| Abstract: | В рамках методу ефективної маси, розраховано енергію мінізон надграток (β-InSe)n/(In4Se3)m з різними співвідношеннями товщин шарів n/m. Проведено теоретичний розрахунок компонентів тензора деформацій εij, що відповідає рівноважному стану гетеропереходу. Проаналізовано вплив деформації на зміну величини енергії носіїв заряду в цих гетероструктурах. Ключові слова: гетероструктура, надгратка, метод ефективної маси, обвідна функція, селеніди індію, теорія пружності. |
| Description: | Within the effective mass approximation minibands energies of the (β-InSe)n/(In4Se3)m superlattices with different ratios of thickness of layers n/m have been calculated. The theoretical calculation of the components of the strain tensor εij, which corresponds to the equilibrium state of the heterojunction have been conducted. The influence of deformation on the charge carriers’ energy in these heterostructures was analyzed.
