Вплив неконтрольованих домішок у сапфіровій підкладці на спектри випромінювання світлодіодів на основі гетероструктур InGaN/АLGaN/GaN

Abstract

Досліджені спектри люмінесценції блакитних та зелених світлодіодів на основі гетероструктур InGaN/AlGaN/GaN з багатьма квантовими ямами у діапазоні струмів І - 0,10 - 10 мА. У спектрах люмінесценції блакитних світлодіодів крім основної смуги з максимумом max= 462-480 нм виявлено слабку смугу при max= 694 нм, природа якої зв'язана з перевипромінюванням неконтрольованих домішок Сг3+", що містяться в сапфіровій підкладці.

The luminescence spectra of blue and green light-emitting diodes have been studied on the basis of InGaN/AlGaN/GaN heterostructures with numerous quantum holes in the current range of I = 0,10 + 10 MA. In the luminescence spectra of blue LEDs in addition to the main band with the maximum A max= 462-480 nm, a weak band at Ayax= 694 nm has been found. Its origin is connected with the re-irradiation of the uncontrolled Cr3+ doping present in the sapphire substrate.
